A single statistical point defect based model for the nucleation and evolution of dislocation loops during annealing in Si is developed. The model assumes that the radius and the density of dislocation loops follow a log normal distribution. The loop nucleation part of the model also assumes that all the loops come from {311} unfaulting. The model is verified with the experimental results obtained by studying the formation of dislocation loops and threading dislocation loops as a function of implant condition in boron implanted silicon by varying the dose from 1×1013 to 5×1014 cm−2 at an energy of 1.5 MeV. Due to the statistical nature of the model, the threading dislocation loop density is easily obtained from simulation results. The dramatic change in the threading dislocation loop density withthe increasing implant dose is also predicted by the simulations.

Continuous scaling of device dimensions requires better understanding of non-equilibrium diffusion phenomena such as transient enhanced diffusion (TED). To this end, it is important to understand the relationship of the defect evolution with TED. Defect evolution in P+ implanted Si has been investigated by transmission electron microscopy (TEM). Secondary ion mass spectroscopy (SIMS) has been used to study phosphorus TED. These studies show that another type of defect, i.e. dot defects are present in P+implanted Si (100 keV, 1.OX104/cm2). The evolution of defects in P+ implants is compared with that in Si+ implants. P+ implants give rise to small dot defects mixed with {311} defects while Si+ implants give rise to only {311} defects. The dot defects and {311} defects in P+ implants dissolve faster than the {311} defects from Si+ implants. The interstitial concentration trapped in the dot defects and the {311} defects from P+ implants is slight lower than that from Si+ implants. Dot defects seem to have only a small role in phosphorus TED. Interaction of silicon interstitials emitted from the dissolution of {311} defects with phosphorus dopant atoms is believed to be the dominant driving force for the TED. There may also be a contribution from dissolution of non-visible phosphorus interstitial clusters (PIC's). Correlation of defect evolution and TED has been addressed.

We studied effects of nitrogen on reduction of boron diffusion in BF2-implanted source/drain regions of a p-channel MOSFET. Evolution of extended defects induced by nitrogen implantation in silicon and its dependence on implant energy were investigated. Characterization with TEM and SIMS led to validation of models of nitrogen as interstitial traps and strain-induced gettering. Electrical measurement of the PMOS threshold voltage shows a consistent trend of the nitrogen effects on boron redistribution in the S/D regions.

Control of threshold voltage during gallium arsenide (GaAs) Metal Semiconductor Field Effect Transistor (MESFET) processing is critical. Channel formation typically is done using ion implantation of 29Si+ from a SiF4 source. The use of Si+ presents a variety of potential cross-contamination problems. 28Si+ and 30Si+ beams can become contaminated with 28N2+, 28CO+, and 30NO+. While 29Si+ is relatively pure, the abundance of 29Si+ in the mass spectrum is 4.67%, thus reducing the potential beam current. This study investigates the effects of varying the mass resolving power of an Eaton 6200AV implanter on the electrical parameters and defect formation. The mass resolving power was adjusted by changing the mean path size through the slit of the aperture opening and magnetic separator current. Electrical device characterization measured a small shift in saturated source-drain current (Idss) and break down voltage, while threshold voltage shifts of approximately 80 mV were observed, with the various mass resolution powers. Transmission Electron Microscopy (TEM) showed that there is minimal change in the extended defect density with changes in isotope and aperture opening. Secondary Ion Mass Spectrometry (SIMS) measured the amount of cross contamination and these results correlated well with the observed changes in device electrical properties.
